I have been thinking about this after finding out about the death of my ex-girlfriend. She may have been abusive but I also think about the better times we have together. Anyway...

So, are there any characters (good or evil) who felt about about their archenemy or a certain opponent, namely when the latter died? The closest I can think is Drizz't Do'Urden being heartbroken after finding out he was forced to fight Ellifain to the death at the end of Sea of Swords. She felt all that hate for our favorite renegade Drow despite him showing mercy to her and her clan during that fateful raid without realizing the truth until after her death.

Any other examples come to mind?

I'm not sure what novel or such that's from, but I'm fairly certain it's something I have yet to read.

Holmes and Moriarty are two intellectual rivals who are relentlessly opposed. After “The Final Problem,” when Moriarty dies in Reichenbach Falls, Holmes is not happy — he admits that losing a worthy opponent has left his life empty.

-Damn, sorry man.

-If Drasek Riven and Erevis Cale relationship didn't develop more into a frenemy situation, I think that would have likely turned into that kind of "respected enemy where maybe we could've been on the same side if a few things had turned out differently" scenario.

The Doctor and the Master in Doctor Who is another classic example (being modelled explicitly on Holmes & Moriarty), although they keep bringing the Master back regardless.

I think fanservice prevents this from being a thing, worthy opponents keep being brought back. Whenever Manshoon "died" there'd be some kind of "he was a worthy opponent," guff from whomever and then half a dozen clones of Manshoon would show up. I believe the orc captain Vrakk of Zhentil Keep expressed some vague respect/remorse when the dwarven King Torg of Ironfast died in battle against the Tuigan, since their dwarves and orcs had worked surprisingly well together fighting alongside King Azoun's crusade.
